Ultrafast and Ultralow‐Power Voltage‐Dominated Magnetic Logic

To solve the von Neumann performance bottleneck, many kinds of magnetic logic devices are proposed. However, operation speed, power consumption, and error rate these incompatible with complementary metal−oxide−semiconductor (CMOS) logic, moreover, cascading is difficult. Herein, instead, a new voltage-dominated logic-memory device proposed, switching time 300 ps consumption 150 fJ, representing ≈10 times improvement compared CMOS on same scale. The has reliable output ratio >3000%, low working field <10 mT, ≈10−7. Moreover, complex operations, such as XOR gates full adder, can be realized using this via cascading. As result advantages, well suited for practical applications.
